Nikon to Deliver First EPL Product in June 2021

Nikon says it will be able to deliver the first commercial EPL (electron-beam projection lithography) product by June this year.

The first EPL instrument will be sold to Japan’s Selete (Semiconductor Leading Edge Technologies). Nikon has been developing this tool for a long time, and the optical part, by the way, is made by IBM. The processing speed is claimed to be seven 300mm wafers per hour. The tool is designed for 65nm technical processes, but in the future it may be used for 45nm standards.
