Toshiba prepares 80nm electron lithography

While the world is eagerly awaiting the launch of the 90nm process technology, Toshiba and its three partners, Tokyo Electron, Ebara and Dai Nippon Screen, have announced the joint development of an 80nm electron lithographic system that uses low-energy electron beams and does not require expensive photomasks.

Toshiba says it has already explored the possibility of creating 100nm and 80nm lithographic patterns on a semiconductor surface using 2 keV electron beams, which is not too much for the industry. Together, the three companies are going to found the E-Beam corporation, which will be engaged in the production of lithographic equipment.

Electronic lithography has its own advantages: a sufficiently high resolution and low cost, but there is also a serious drawback – low productivity. At the current level of development of this technology, it takes about three hours to process one semiconductor wafer.

As one of the technology developers notes, until it becomes possible to process 10 or more wafers per hour, it is impossible to talk about the prospects for commercial use of the technology. However, Toshiba has been developing electronic lithography for about 20 years, moreover, now it has partners, so you look, together they will achieve results.
