SPIE Microlithgraphy: ASML, Canon and Nikon see immersion lithography promising
Yesterday at the SPIE Microlithgraphy conference, ASML corporations, Canon and Nikon reported on the first steps in the development of technology, which, in their joint opinion, could become revolutionary – immersion (immersion). immersion) lithography.
The first report was made by the staff of RIT (Rochester Institute of Technology), announcing that, commissioned by ASML, they have successfully developed two immersion scanners that allow creating 70-nm drawings.
The next SPIE audience surprised Nikon by announcing that it had data on the possibility of using immersion technology in 193nm scanners, which allows to create chips according to 65nm standards.
To keep up with its competitors, Canon also announced that it has created an immersion tool development working group in partnership with Sematech.
Immersion lithography is interesting in that it theoretically can extend the life cycle of 193-nm scanners to 45-nm standards, thus making it a serious competitor to 157-nm and short-wave EUV scanners. However, if everything turns out to be as good as the companies paint it, it is believed that 157-nm scanners, together with immersion technology, will make it possible to create chips according to 32-nm standards (if I am not mistaken, this is only an order of magnitude larger than the quantum limit on the element size in silicon ).
